Toshiba Launches New Silicon Power MOSFETs Tailored for Power Supply Solutions
Toshiba Electronic Devices & Storage Corporation has expanded its DTMOSVI series by introducing high-speed diode-equipped power MOSFETs under the DTMOSVI(HSD) label, perfect for use in switch-mode power supplies across areas such as data centers and solar inverters. The launch begins with two new models, the “TK042N65Z5” and “TK095N65Z5,” which are 650 V N-channel power MOSFETs packaged in TO-247, with shipments already underway.
These freshly released components showcase enhanced reverse recovery performance that is pivotal for bridge and inverter circuits, achieving a notable decrease of 65% in reverse recovery time (trr) and an 88% reduction in reverse recovery charge (Qrr) compared to the standard DTMOSVI series, measured under the condition of -dIDR/dt= 100 A/μs.
Employing the DTMOSVI(HSD) process, these MOSFETs not only enhance reverse recovery but also boast reduced drain cut-off current at elevated temperatures, outperforming Toshiba's earlier DTMOSIV series with high-speed diodes (DTMOSIV(HSD)). With lower "drain-source On-resistance × gate-drain charges" figures of merit, they yield substantial power savings and heightened power supply efficiency. The TK042N65Z5 model, specifically, dramatically lowers the high-temperature drain cut-off current by about 90% and slashes the drain-source On-resistance × gate-drain charge by 72% compared to the existing TK62N60W5, culminating in a peak efficiency improvement of approximately 0.4% within a 1.5kW LLC circuit.
Toshiba also offers a "1.6kW Server Power Supply (Upgraded)" reference design featuring the TK095N65Z5 on its website, along with various circuit design tools for switching power supplies. These include the quick-functionality-verification G0 SPICE model, and the highly detailed G2 SPICE models which replicate transient characteristics with great precision.
The company is setting its sights on broadening the DTMOSVI(HSD) series to encompass devices housed in TO-220 and TO-220SIS through-hole packages as well as TOLL and DFN 8×8 surface-mount packages.
Toshiba’s continued expansion of its DTMOSVI product line, which includes the already available 650 V and 600 V devices along with the newly introduced high-speed diode versions, underscores its commitment to boosting switch-mode power supply efficacy and fostering the development of energy-efficient technologies.
